Formation of Lateral Low Density In(Ga)As Quantum Dot Pairs in GaAs Nanoholes

چکیده
In this work we present a growth procedure to form lateral In(Ga)As quantum dot pairs by using a low density, 2 × 108 cm-2, GaAs nanohole template previously formed in situ by droplet homoepitaxy. In particular, by changing the arsenic pressure at which InAs is grown on the template, we demonstrate the possibility to select the formation of single quantum dots (QD) or QD pairs inside each of the nanoholes. In the case of QD pairs, the ensemble photoluminescence (PL) as a function of excitation power and temperature reveals spectral signatures typical of laterally coupled nanostructures.

Self-organization of quantum-dot pairs by high-temperature droplet epitaxy
The spontaneously formation of epitaxial GaAs quantum-dot pairs was demonstrated on an AlGaAs surface using Ga droplets as a Ga nanosource. The dot pair formation was attributed to the anisotropy of surface diffusion during high-temperature droplet epitaxy.
متن کاملEnergy Levels of InGaAs/GaAs Quantum Dot Lasers with Different Sizes
In this paper, we have studied the strain, band-edge, and energy levels of cubic InGaAs quantum dots (QDs) surrounded by GaAs. It is shown that overall strain value is larger in InGaAs-GaAs interfaces, as well as in smaller QDs. Also, it is proved that conduction and valence band-edges and electron-hole levels are size dependent; larger QD sizes appeared to result in the lower recombination...
متن کاملGuided self-assembly of lateral InAs/GaAs quantum-dot molecules for single molecule spectroscopy
We report on the growth and characterization of lateral InAs/GaAs (001) quantum-dot molecules (QDMs) suitable for single QDM optical spectroscopy. The QDMs, forming by depositing InAs on GaAs surfaces with self-assembled nanoholes, are aligned along the [ 1 " 10] direction. The relative number of isolated single quantum dots (QDs) is substantially reduced by performing the growth on GaAs surfac...
متن کاملStructural Evolution During Formation and Filling of Self-patterned Nanoholes on GaAs (100) Surfaces
Nanohole formation on an AlAs/GaAs superlattice gives insight to both the "drilling" effect of Ga droplets on AlAs as compared to GaAs and the hole-filling process. The shape and depth of the nanoholes formed on GaAs (100) substrates has been studied by the cross-section transmission electron microscopy. The Ga droplets "drill" through the AlAs layer at a much slower rate than through GaAs due ...
متن کاملDroplet etching of deep nanoholes for filling with self-aligned complex quantum structures
Strain-free epitaxial quantum dots (QDs) are fabricated by a combination of Al local droplet etching (LDE) of nanoholes in AlGaAs surfaces and subsequent hole filling with GaAs. The whole process is performed in a conventional molecular beam epitaxy (MBE) chamber. Autocorrelation measurements establish single-photon emission from LDE QDs with a very small correlation function g ((2))(0)≃ 0.01 o...
